Especially in Europe, high-voltage batteries (800V) require low-loss, high-voltage power components, and also increase the demand for 650V withstand voltage and 1200V withstand voltage IGBT.
In response to market demand, ROHM has introduced four 1200V voltage-resistant IGBTs, expanding the lineup of IGBT products that meet the automotive electronics reliability standard AEC-Q101. Its IGBTs deliver industry-leading low conduction losses for compact and efficient application designs. In addition, the short-circuit withstand time of 1200V withstand voltage IGBT products is 10μsec (Tj=25°C), which can be reliably applied to automotive applications.

By optimizing the structure, the 1200V withstand voltage IGBT reduces the conduction loss (VCE(sat)) to 1.70V, which reduces the conduction loss by 10% to 15% compared to conventional products.
Due to the low IGBT drive frequency, conduction losses are a more important function in terms of switching performance compared to electric compressors and PTC heaters.
