In recent years, as environmental awareness has increased and fuel costs have risen, more and more automakers are beginning to offer electric vehicles. The increase in the number of electric vehicles is driving the demand for electric compressors, which are usually driven by IGBTs. Internal combustion engine vehicles use the heat emitted by the engine itself as a heat source for the cabin. However, the demand for various types of systems that use PTC heaters as a heat source to heat and circulate warm water has been increasing, and IGBTs with low drive frequencies are commonly used in inverters and switches in such applications. Since the power consumption of the compressor and heater greatly affects the cruising range of the electric vehicle, it is necessary to increase the efficiency of the compressor and the heater.

In addition, another trend in the market is to increase the cruising range of electric vehicles by increasing battery capacity. Especially in Europe, high-voltage batteries (800V) require low-loss, high-voltage power components, and also increase the demand for 650V withstand voltage and 1200V withstand voltage IGBT.

In response to market demand, ROHM has introduced four 1200V voltage-resistant IGBTs, expanding the lineup of IGBT products that meet the automotive electronics reliability standard AEC-Q101. Its IGBTs deliver industry-leading low conduction losses for compact and efficient application designs. In addition, the short-circuit withstand time of 1200V withstand voltage IGBT products is 10μsec (Tj=25°C), which can be reliably applied to automotive applications.

Key characteristics

1. Industry leading low conduction loss

By optimizing the structure, the 1200V withstand voltage IGBT reduces the conduction loss (VCE(sat)) to 1.70V, which reduces the conduction loss by 10% to 15% compared to conventional products.

Due to the low IGBT drive frequency, conduction losses are a more important function in terms of switching performance compared to electric compressors and PTC heaters.

2, rich product portfolio, can support a wider range of applications

ROHM has developed four new IGBTs, including a total of 11 devices including 650V devices. In this series of products, there are IGBT single products, as well as built-in freewheel diode products, customers can choose the most suitable equipment according to their needs.
